Differences in Luminous Decay between Flip-Chip and Wire-Bonding LED Packaging

  • The essence of LED luminous decay is the multi-faceted aging caused by long-term high-temperature operation of the chip: phosphor thermal quenching, encapsulant yellowing, epitaxial layer damage, and electrode conductivity degradation. The industry general rule is that for every 10°C increase in chip junction temperature, the LED service life is halved, and the rate of luminous decay increases significantly. Wire-bonding and flip-chip packaging have completely different heat conduction paths and conductive structures, resulting in notable differences in long-term operating junction temperatures, ultimately producing significant differences in luminous decay.
  • Underlying reasons for faster luminous decay in wire-bonding LED packaging
 
  • Prolonged heat dissipation path and high thermal resistance
 
  • In wire-bonding chips, the light-emitting surface and electrodes face upward, relying on fine gold wires to connect to the lead frame. Heat must pass sequentially through the chip, gold wires, plastic cavity of the lead frame, and multiple layers of the substrate. The plastic bracket has poor thermal conductivity, so heat tends to accumulate in the chip PN junction region, keeping the junction temperature high for extended periods, accelerating encapsulant carbonization and yellowing, as well as phosphor degradation.
 
  • Dual aging risks from gold wire structure
  • The gold wires are extremely fine. Under long-term thermal cycling, the thermal expansion and contraction of the encapsulant pull on the wires, easily causing weak bonds or micro-cracks. At the same time, the gold wires block part of the light output, and localized optical energy is converted into additional heat, further aggravating luminous decay. In outdoor or high-power conditions, oxidation and sulfidation of the gold wires can darken them, simultaneously reducing luminous flux.
  • Current crowding intensifies localized high temperatures
 
  • In wire-bonding chips, the P and N electrodes are concentrated on the same side of the chip, causing uneven lateral current spreading and current crowding. Localized hot-spot temperatures in the chip far exceed the average junction temperature, accelerating aging at single points and resulting in bright/dark patches across the display, visibly manifesting the luminous decay difference.
 
  • Structural advantages of flip-chip LED packaging in suppressing luminous decay
 
  • Eutectic soldering shortens the heat dissipation path, significantly lowering junction temperature
 
  •  In flip-chip packaging, the electrodes face downward and are directly attached to the substrate via gold-tin eutectic soldering, completely eliminating gold wires. Heat is conducted directly from the active layer of the chip to the high-thermal-conductivity substrate. The thermal resistance is reduced by more than 50% compared to wire-bonding. At the same power level, the chip junction temperature is 15–20°C lower, fundamentally reducing all types of aging-related losses caused by high temperatures.
